Phosphorus ionization energy in 3C-SiC . Phosphorus is an important alternative to the nitrogen shallow donor in all polytypes of SiC. Its ionization energy in the cubic 3C-SiC polytype was determined accurately, 48.1 meV, by means of analysis and comparison of the donor-acceptor pair spectra of P-Al and N-Al pairs in this polytype.
